{"id":2015,"date":"2025-01-31T10:57:00","date_gmt":"2025-01-31T09:57:00","guid":{"rendered":"https:\/\/www.graphene.ac\/?p=2015"},"modified":"2025-04-10T11:07:21","modified_gmt":"2025-04-10T09:07:21","slug":"resistive-switching-in-multilayer-mos2","status":"publish","type":"post","link":"https:\/\/www.graphene.ac\/index.php\/2025\/01\/31\/resistive-switching-in-multilayer-mos2\/","title":{"rendered":"Forming-free, volatile resistive switching in multilayer MoS\u2082"},"content":{"rendered":"\n<p>Sofia Cruces and co-workers at the <a href=\"https:\/\/www.eld.rwth-aachen.de\/cms\/~psfz\/eld\/?lidx=1\">Chair of Electronic Devices<\/a> have recently published an article in <a href=\"https:\/\/onlinelibrary.wiley.com\/doi\/10.1002\/smsc.202400523\">Small Science<\/a>, reporting on forming-free, volatile resistive switching in multilayer MoS\u2082 grown by metal-organic chemical vapor deposition (MOCVD).<\/p>\n\n\n\n<!--more-->\n\n\n\n<p>The study demonstrates highly reproducible and fast-switching RS behavior (as low as 130 ns) at low operating voltages (~2V) \u2014a promising result for scalable neuromorphic and memory devices.<\/p>\n\n\n\n<figure class=\"wp-block-image size-large\"><img loading=\"lazy\" decoding=\"async\" width=\"1024\" height=\"478\" src=\"https:\/\/www.graphene.ac\/wp-content\/uploads\/2025\/04\/smsc202400523-fig-0001-m-1024x478.jpg\" alt=\"\" class=\"wp-image-2016\" srcset=\"https:\/\/www.graphene.ac\/wp-content\/uploads\/2025\/04\/smsc202400523-fig-0001-m-1024x478.jpg 1024w, https:\/\/www.graphene.ac\/wp-content\/uploads\/2025\/04\/smsc202400523-fig-0001-m-300x140.jpg 300w, https:\/\/www.graphene.ac\/wp-content\/uploads\/2025\/04\/smsc202400523-fig-0001-m-768x358.jpg 768w, https:\/\/www.graphene.ac\/wp-content\/uploads\/2025\/04\/smsc202400523-fig-0001-m.jpg 1123w\" sizes=\"auto, (max-width: 767px) 89vw, (max-width: 1000px) 54vw, (max-width: 1071px) 543px, 580px\" \/><figcaption class=\"wp-element-caption\">Cross-section of the device structure and material characterization data (From: Cruces et al. Small Sci. 2400523.)<\/figcaption><\/figure>\n\n\n\n<p>Using a comprehensive approach that combines transmission electron microscopy, electronic transport,  and DFT simulations, Cruces and co-workers unveil the mechanism behind the switching behavior and develop a compact, physics-based model for device simulation.
